I want to make simple regular point grid for a polygon but of known distance in meters between points, in QGIS using regular points research tool. How do I input my own distance? The spacing value '0.0001' is not clear what metric that is

It looks like you're using a geographic coordinate system instead of a projected coordinate system. Because NAD83 (HARN) uses degrees as the units, when you type in 500 in the grid spacing, it's using a spacing of 500 degrees, which is huge. You'll need to reproject the data to a more suitable projected coordinate system which uses metres such as UTM Zone 12N. Once you use that coordinate system, you should be able to use the tool without any trouble.

You can get rather close with OpenJUMP
Select the layer that covers your research area.
Create a grid with desired spacing as line grid, polygon grid, or point grid.
Grid features will have one attribute that is a combination of X and Y coordinates. If you want a rotated grid make the grid layer editable, select all features and use the Rotate Selected Item tool.
Result is not perfect when it comes to labels. Perhaps it is possible to create a new attribute that is better for labeling by using some attribute calculator tool.

The Regular points tool uses
0.0001by default and this is a value which has the units of measurement of your CRS. It makes sense for CRS using degrees (so, it would be0,0001degrees of lat/lon), but not for those using meters or feet as units.Referring to your comments, it seems that you are working with a Projected Coordinate System and, if you need to generate a new point every 6 km, you should insert
